lightly Cr-doped and heavily Cr-doped) before and after Ar+ implantation are presented.
The main measurements were those on resistivity, magnetoresistivity and Hall constant by
the Van der Paw method, from which we calculated the sheet carrier concentration and carrier mobility.
The measurements were extended from high temperatures down to low temperatures.
According to the results, a sharp increase in carrier concentration follows the implantation,
while the mobility does not decrease much at high temperatures. At low temperatures,
hopping conduction in Cr-doped GaAs is thought to be important after ion implantation.
