Abstract:
Photoconductivity measurements have been made on n-type GaP:S with orthogonal AuGe/Ni contacts spaced 5.5 μm apart. The measurements of the photocurrent during illumination at the wavelength λ=570nm, corresponding to the energy gap Eg = 2.175eV at 200K, showed an increase in photocurrent tending to saturation. After the illumination is off the current tends with time to a constant value both at 200? and 250K. All the measurements show clearly the existence of a persistent photoconductivity observed for the first time in these bulk materials.
