Abstract:
Homoepitaxial ZnSe films were grown by vapor-phase epitaxy from (C2H5)2Zn and (CH3)2Se organoelemental compounds. The influence of oxide layer at the substrate surface on cathodoluminscence of the grown films was studied. An efficient method for removing the oxides by treating the substrate in a diluted hydrochloric acid was suggested and implemented, which made it possible to significantly increase the yield of exciton emission from a ZnSe epitaxial film.
