Abstract:
Undamped oscillations of transverse-transport current in GaAs/AlGaAs superlattices with wide quantum wells were studied both experimentally and by numerical simulation. These oscillations are related to the formation of the boundary of the electric-field domain in the lightly doped structures. The previously unobserved periodic and heavy dependence of the oscillation frequency on the bias voltage was detected. The period of this dependence corresponds to that of resonances related to the negative differential conductivity in the current-voltage characteristics of superlattices. As the voltage varied within a single period, the oscillation frequency changed severalfold. It is shown that the observed effect is caused by specific properties of the system in the immediate vicinity of the concentration threshold for instability.
