Abstract:
Structures containing 15 CdSe layers 3.5 monolayers in thickness separated by 0.2- and 0.05-µm thick ZnSe barriers were grown and investigated. In the course of CdSe layer deposition, a part of the surface was exposed to an electron beam with which electron diffraction was observed. The cathodoluminescence spectra of the irradiated and the unexposed regions were found to differ strongly. As a result of irradiation, the peak of the spectrum shifted by 40 - 70 nm to the long-wavelength side and the spectrum exhibited structure. The observed distinctions are attributable to the changes of the CdSe layer structure. We believe that it is only the electron beam irradiation that gives rise to truly zero-dimensional objects - quantum dots slightly scattered in shape. The spectral structure is related to the participation of radiative transitions involving excited levels in the quantum dots.
