TRANSFORMATION OF THE ELECTROMAGNETIC RADIATION FREQUENCY IN SEMICONDUCTORS WITH A COMPLEX BAND STRUCTURE

Abstract:
A theory of nonlinear transformation of electromagnetic radiation frequency is developed in bulk homogeneous semiconductors with a complex band structure (Ge, Si, and III-V semiconductors). It is shown that in the high-frequency region u; >> r^1 (rp is the electron momentum relaxation time) the narrow-gap semiconductors with a non-parabolic dependence of the electron energy on momentum are the most effective transducers of electromagnetic radiation. The secondary radiation power Wj,w (1 is the semiconductor wafer thickness and LO = 4.37 ? 1011 s"1 is the frequency of radiation incident at a semiconductor sample), the current transformation coefficient K(3u;,u;), and the power transformation coefficient K^y at the tripling frequency in InSb at temperature To = 77 K are calculated. The theoretical values of W^, K(3CJ,U;), and K^ agree well with those obtained experimentally [2].
