Abstract:
A model of the analysis of tunnel recombination currents in spa?tially inhomogeneous structures is developed. The model rests on the generalized recombination theory combining the Shockley recombination with the Mott hopping conduction. The algorithm for the determination of recombination center parameters is pro?posed which has been tested on p-n transitions of beryllium-doped gallium phosphide and on titanium-silicon contacts exposed to al?pha particles with an energy of 5.4 MeV.
